Abstract

We report the observation of an unusual nonlinear optical behavior from an electron-hole bilayer in a mixed-type GaAs quantum-well structure, in which an excitonic excitation induces a large increase, instead of bleaching, of the exciton absorption. Detailed studies indicate that the intralayer correlation between electrons and excitons can strongly enhance the interlayer correlation between electrons and holes, greatly accelerating the hole tunneling. This correlation-enhanced tunneling couples together optical and transport processes, leading to a new mechanism for excitonic nonlinear optical response.
